Another option for non-volatile memory – on MEMS

Microelectromechanical systems (MEMS) technologies, already widely used in motion sensors and, accordingly, input manipulators or devices for protecting hard drives from shock, it turns out, can find themselves in other applications, and in the very heart of the personal computer. According to the source, ST Microelectronics engineers together with scientists from the Polytechnic Institute of the Lausanne Laboratory of Micro- and Nanoelectronic Devices (full name – Ecole Polytechnique Federale de Lausanne’s Laboratory of Micro and Nanoelectronic Devices) created a single-transistor memory cell based on MEMS. This cell uses a “suspended” gate of a channel MOSFET-structure (metal-oxide-semiconductor) and a microelectromechanical array of gate electrodes.

Moreover, according to the developers of the technology, such a memory is a promising candidate for the creation of high-density non-volatile memory on its basis, while consuming a negligible amount of electricity. In the proposed structure, at the point of contact with the movable conducting gate, the subgate dielectric is charged. This distinguishes the new technology from flash memory technology, where the charge from the floating gate is tunneled through a thin layer of dielectric oxide.

According to the researchers, the amount of current leakage from the cell after mechanical switching between states “0” and “1” allows you to store data for up to 40 years, which is on a par with flash memory. Data reading occurs by measuring the current, and programming, writing “1” and erasing, by applying a positive or negative difference in electrical potential to the (mechanically) lowered gate, at which the cell is charged and discharged, respectively. The claimed mechanical switching time is reported to be less than a few nanoseconds, and the power consumption is 6.5 μW per micron.

Another advantage of the created cells is that they are not subject to the scaling problem of the tunneling layer of the dielectric, which is one of the main obstacles to increasing the density of flash memory. However, there are also disadvantages.

The main problem of the new technology is that, as expected by mechanical systems, cells degrade rather quickly over time and are not yet able to provide more than 105 rewriting cycles. The memorable Millipede, which at one time became one of the first prototypes of MEMS systems, are subject to the same problem.
