Hitachi and Renesas Improve Phase Change Memory
Hitachi and Renesas Technology announced the development of a new memory cell using the transition between the phase states of matter. Low power consumption is an important feature of the new cell.
The technology in question involves the formation of a tantalum pentoxide (Ta2O5) boundary layer underneath a metal particle embedded in the interlayer connection holes and connecting the MOS transistor and the phase change film. In the prototype of a new memory cell, manufactured according to the specified scheme, the programming operation was successfully performed using a current of 100 μA (previously required a current of 1 mA) and a voltage of 1.5 V. In addition, it is argued that good adhesion between the Ta2O5 layer and the film will improve memory stability in batch production.
Recall that memory using a transition between phase states is a new type of non-volatile memory that provides programming and reading functionality. The principle of operation of this memory is based on the use of Joule heat generated by the flow of current and causing changes in the electrical resistance of a film made of a special material that passes between the amorphous state (high resistance) and crystalline (low). Different resistance values correspond to logic levels “0” and “1”. Compared to existing types of non-volatile memory, phase change memory has a faster programming and reading speed, increased number of write cycles, and lower manufacturing cost. Another important advantage of this memory is the fact that it is well suited for integration into more other devices.
Developers Expect New Technology Development to Lead to Advances in Memory-Driven Microcontrollers.
