Hitachi and Renesas Improve Phase Change Memory

Hitachi and Renesas Technology announced the development of a new memory cell using the transition between the phase states of matter. Low power consumption is an important feature of the new cell.

The technology in question involves the formation of a tantalum pentoxide (Ta2O5) boundary layer underneath a metal particle embedded in the interlayer connection holes and connecting the MOS transistor and the phase change film. In the prototype of a new memory cell, manufactured according to the specified scheme, the programming operation was successfully performed using a current of 100 μA (previously required a current of 1 mA) and a voltage of 1.5 V.
