Renesas and Matsushita improve stability of 45nm random access memory
Renesas Technology and Matsushita Electric Industrial announced the development of technology to ensure stable operation of 45nm CMOS SRAM (Static Random Access Memory). Such memory is designed to be embedded in single-chip systems (system-on-a-chip, SoC) and microprocessors. Testing of experimental chips with a density of 512 Kbit has confirmed their stable operation in the temperature range from -40 to + 125 ° C and in a wide range of supply voltages. The experimental chip was manufactured at 45 nm and included two types of memory cells. The area of a cell of one type is equal to 0.327 sq.micron, the other – 0.245 sq.micron. These are the smallest CMOS SRAM cells in the world, according to the companies.
Cells have been fitted with special read-assist and write-assist circuits to improve stability. The “read aid” circuit uses the resistance values of passive elements in a compensation function that has a topology similar to that of a memory cell. Since the deviations of the cell parameters and correction circuits caused by temperature fluctuations and deviations of the technical process are interconnected, automatic correction of voltage levels occurs. As a result, reading stability is improved.
As for the “write aid”, an additional power supply has been added to the circuit, feeding the columns of the cells, and the power lines are organized in a hierarchically structured network. Thus, it was possible to reduce the parasitic capacitance of the power lines. Measurements have shown that the measures taken made it possible, even in adverse conditions, to significantly increase the write speed.
Details of the company’s development were presented at the 2021 International Solid State Circuits Conference (ISSCC 2021) in San Francisco.
